The search method of the resonant levels applied to multi-band modeling of heterostructures

It is proposed the method of calculation of resonant energy levels at heterostructures allowed taking into account all the valleys within simple engineering calculation. The method was approved withto AlAs/GaAs resonant-tunneling diode. The results of a given work agree with data obtained by means of WinGreen simulation package for modeling of transverse transport.
