羟基亚乙基二膦酸碱性镀液中铜阳极的特性

Abstract:

用循环伏安法研究了铜电极在以羟基亚乙基二膦酸为配位剂的无氰碱性镀铜液中的电化学行为.采用X射线光电子能谱分析铜电极在不同电位下溶解后的产物形态.结果表明在羟基亚乙基二膦酸碱性镀铜液体系中,铜阳极溶出过程中的第一个氧化峰受扩散控制,归属于Cu2O的形成,第二个氧化峰归属于生成CuO,第三个峰则是生成CuO/Cu(OH)2复合铜氧化物.
