The method for thermal resistance calculating of submicron heterojunction field-effect transistor

A method for thermal resistance calculating of submicron heterojunction field-effect transistor, which allows to establish of transistor`s thermal resistance dependence on the thermo- and electrophysical parameters of transistor, its geometrical size and shape. The results of thermal resistance calculation for sub-micron transistors are in good agreement with experimental data for investigated submicron transistors.
