Long-Wavelength Optical Phonon Spectra of Ga_(1-x)Al_xP Mixed Crystals
Ga_(1-x)Al_xP混晶的长波长光学声子谱

Raman scattering measurements at room temperature of Ga_(1-x)Al_xP mixed crystals are reported.The samples used in this study were grown by LPE method on <111> oriented GaPsubstrates. The constituent values of the samples are ranged from 0.16 to 0.65. It is shownthat long-wavelength optical phonon spectra exhibit two mode behavior, there are GaP-like andAIP-like optical branches.
