A New Method Based on Subtraction for Simulating a High Frequency Modulation Response of a Semiconductor Laser

A new simulation method is proposed.The method is based on analysis of the high frequency modulation response of a laser by utilizing rate equations and an equivalent circuit model.It uses subtraction to extract the intrinsic response and to estimate the frequency response of the laser during simulation.The simulation results show good agreement with measurements.
