李万万 %A 桑文斌 %A 闵嘉华 %A 郁芳 %A 张斌 %A 王昆黍 %A 曹泽淳 %J 半导体学报 %D 2004 %I %X Finite element method (FEM) is used to simulate the growth process of CdZnTe crystal and the effects of different crucible moving rates and other processing parameters on solid/liquid interface shape are studied as well.Simulations show that when crucible translates at the rate of about 1mm/h,which nearly equals to crystal growth rate,nearly flat solid/liquid interface can be obtained,which are well consistent with the results of experiments.Therefore,CdZnTe crystal with low dislocation density can be obtained by employing and adjusting appropriate crucible moving rate during the crystal growth. %K CdZnTe %K vertical bridgman method %K finite element method
