%X Morphologies of ALN whiskers grown by vapor-liquid-solid mechanism (VLS) were investigated. Several types of whisker structures such as growth hill, stack structure were found. Orientations of AlN whiskers were studied, besides preferential crystallographic planes, {101n}(n=1,2,3)were found to be growth layers. Axial screw dislocation growth mechanism was confirmed, alsooblique growth mechanism was proposed.
