Abstract: 在蓝宝石衬底上用MOCVD技术生长的AlGaN/GaN结构上制作出0.25μm栅长的高电子迁移率功率晶体管. 0.25μm栅长的单指器件测到峰值跨导为250mS/mm,特征频率为77GHz. 功率器件的最大电流密度达到1.07A/mm. 8GHz频率下在片测试80×10μm栅宽器件的输出功率为27.04dBm,同时功率附加效率达到26.5%.
Soil Temperature Triggers the Onset of Photosynthesis in Korean Pine

Abstract: In forest ecosystems, the onset of spring photosynthesis may have an important influence on the annual carbon balance. However, triggers for the onset of photosynthesis have yet to be clearly identified, especially for temperate evergreen conifers. The effects of climatic factors on recovery of photosynthetic capacity in a Korean pine forest were investigated in the field. No photosynthesis was detectable when the soil temperature was below 0°C even if the air temperature was far beyond 15°C. The onset of photosynthesis and sap flow was coincident with the time of soil thawing. The rates of recovery of photosynthetic capacity highly fluctuated with air temperature after onset of photosynthesis, and intermittent frost events remarkably inhibited the photosynthetic capacity of the needles. The results suggest that earlier soil thawing is more important than air temperature increases in triggering the onset of photosynthesis in Korean pine in temperate zones under global warming scenarios.
Nonlinear Systems Feedback Linearization Optimal Zero-State-Error Control Under Disturbances Compensation

Abstract: This paper concentrates on the solution of state feedback exact linearization zero steady-state error optimal control problem for nonlinear systems affected by external disturbances. Firstly, the nonlinear system model with external disturbances is converted to quasi-linear system model by differential homeomorphism. Using Internal Model Optional Control (IMOC), the disturbances compensator is designed, which exactly offset the impact of external disturbances on the system. Taking the system and the disturbances compensator in series, a new augmented system is obtained. Then the zero steady-state error optimal control problem is transformed into the optimal regulator design problem of an augmented system, and the optimal static error feedback control law is designed according to the different quadratic performance index. At last, the simulation results show the effectiveness of the method.
CO2 concentration character in broad-leaved Korean pine forest of Changbai Mountains

Abstract: The CO2 concentration in broad-leaved Korean pine forest of Changbai Mountains was measured continuously with a CO2 infra-red analyzer in 2003. The results showed that the CO2 concentration in the forest had striking characteristics of temporal-spatial variations, which were mainly influenced by the physiological processes of plants, soil respiration, and intensity of turbulence exchange. In growing season, the daily maximum and minimum CO2 concentration appeared mostly on the surface floor at about 5:00 in the early morning and at canopy location at about 15:00 in the afternoon, respectively. There was an obviously process of forest CO2 emission when the inversion broke at dawn. The average CO2 concentration in forest was 377 micromol x mol(-1) in 2003, the maximum of monthly average appeared in January as 388 micromol x mol(-1), and the minimum of monthly average appeared in August as 352 micromol x mol(-1). The forest acted as CO2 source in night time and turned to sink in daytime, during growing season. In non-growing season, the forest acted as CO2 source in both daytime and night time, but still had a clear evidence of CO2 assimilation at noon, with canopy location during non-growing season.

Abstract: A T equivalent high frequency heterojunction bipolar transistor (HBT) noise model is reported.This model is derived from Hawkins noise model commonly used in Si BJT.The main modifications include the influence of the ideality factor,emitter resistance,intrinsic base collector capacitance,extrinsic base collector capacitance and other parasitic elements of HBT represented in equivalent circuit topology.In order to calculate accurate noise parameters from the equivalent circuit,the noise correlation matrix method is used to avoid any simplifications generated in circuit transformations and complex noise measurements.The analysis of the influence of the equivalent circuit elements on the minimum noise figure is reported,the results of analysis agree well with the physics explanations.By means of the formulae derived from device physics of HBT,the influence of device parameters on the minimum noise figure is also represented.
An Analytical Charge Control Model of Double Planar Doped HEMTs

Abstract: By using linear E f n s approximation,a new analytical charge control model of the double heterojunction double planar doped high electron mobility transistor (HEMT) is deduced based on Poisson's equation.The heterojunction band theories,the relations among the doping concentration,the distance from the gate to the top planar doped plane and the pinchoff voltage,and the 2DEG density of the device are calculated and analyzed.The model provides a valuable tool for the optimization and performance prediction of the double planar doped HEMT.

Abstract: This paper discusses fundamental assumption and simplification of the thin-layer element. The thin-layer element constitutive model can be obtained from the constitutive model of transversely isotropic materials. The constitutive relation of thin-layer elements in crak can be obtained by using the distributed crack model. The fundamental assumption of thin-layer elements can assure calculation accuracy and simplify calculation to a certain extent.

Abstract: We introduce our experiment of research-oriented teaching mainly in Nanjing University and Tsinghua University, China. The great population and enrollment in China makes it worth to concern. It lasts 20 years and involves thousands of students and hundreds of instructors, consultant experts. We tried many characteristic styles such as integrated teaching and case analysis, open resources, interactive mode, course paper program, elite solutions and so on. The research on the contents is also placed on the agenda. Many students joined research works that lead to PRL, APL, Nature, Science, and Cell papers. To impart colleagues the essence we offered some examples in every session. We declare the accomplishment of the experiment through this paper and new project is programming.
Optimal Control for Time-Delay Bilinear Systems with Sinusoidal Disturbances  [PDF]

This paper considers the optimal control problem for time-delay bilinear systems affected by sinusoidal disturbances with known frequency and measurable amplitude and phase. Firstly, using the differential homeomorphism, a time-delay bilinear system affected by sinusoidal disturbances is changed to a time-delay pseudo linear system through the coordinate transformation. Then the system with time-delay in control variable is transformed to a linear controllable system without delay using model transformation. At last based on the theory of linear quadratic optimal control, an optimal control law which is used to eliminate the influence of the disturbances is derived from a Riccati equation and Matrix equations. The simulation results show the effectiveness of the method.
