Modeling and Simulation of Triple Metal Cylindrical Surround Gate MOSFETs for Reduced Short Channel Effects

Abstract: Due to the continuous scaling of the MOS transistors it has become absolute necessary to investigate for the new transistor architectures for better control of SCEs and HCEs. In literature triple metal and double metal gate structure has been proposed to reduce the SCEs and HCEs due to scaling of the MOS transistors. The double metal and triple metal structures screen the effect of drain voltage change on the source/channel barrier reducing the SCE. The triple metal gate structure however induces an electrical junction on source and drain side which works as ultra shallow source/drain junctions. Since the surround gate structures have been found to have best control over the channel a cylindrical surround gate structure with triple metal was recently proposed by Cong Li et al. In this paper we present the physically based analytical model for the surface potential of triple metal cylindrical surround gate MOSFET. The model takes into account for the drift-diffusion currents and continuity equations. In the latter part of the paper some 2D simulation results of triple metal gate MOS transistor has been shown. The device has also been explored for the suitable channel doping in terms of subthreshold slope, DIBL, transconductance etc.
Modeling of Built-In Potential Variations of Cylindrical Surrounding Gate (CSG) MOSFETs

Abstract: Due to aggressive scaling of MOSFETs the parasitic fringing field plays a major role in deciding its characteristics. These fringing fields are now not negligible and should be taken into account for deriving the MOSFET models. Due to this fringing field effect there are some charges induced in the source/drain extension regions which will change the potential barrier at the source-channel from its theoretical nominal values. In this paper an attempt has been made to model variation of built-in potential variation for a cylindrical surrounding gate MOSFET. The model has been verified to be working in good agreementwith the variations of gate length and channel radius.
Right-Chiral Sneutrino LSP in mSUGRA: Event characteristics of NLSP at the LHC

Abstract: We study a supersymmetric scenario where the lighter tau-sneutrino is the lightest supersymmetric particle, while the lighter stau-state is the next lightest. Such a scenario can be motivated within the framework of minimal supergravity, with just the addition of a right-chiral neutrino superfield. Such a spectrum leads to rather unusual signals of supersymmetry, showing stable tracks of the stau in the muon chambers. We study the event characteristics of the long-lived staus at the LHC and demonstrate that the stau tracks can be distinguished from the muonic ones through proper kinematic cuts which also enable one to remove all standard model backgrounds.

Abstract: Infectious diseases caused by the human immunodeficiency virus (HIV) remain the leading killers of human beings worldwide, and function to destabilize societies in Africa, Asia and the Middle East. Driven by the need to detect the presence of HIV viral sequence, here we demonstrate that the second order nonlinear optical (NLO) properties of gold nanorods can be used for screening HIV-1 viral DNA sequence without any modification, with good sensitivity (100 pico-molar) and selectivity (single base pair mismatch). The hyper Rayleigh Scattering (HRS) intensity increases 58 times when label-free 145-mer, ss-gag gene DNA, was hybridized with 100 pM target DNA. The mechanism of HRS intensity change has been discussed with experimental evidence for higher multipolar contribution to the NLO response of gold nanorods.

Abstract: The recent advancement in 3G technology to analyze M-Commerce an important role in several areas of Business processing. Abstract: Insulation defect detection in time ensures higher operational reliability of power system assets. Power transformers are the most critical unit of power systems both from economical and operational front. Hence it becomes necessary to have knowledge of the actual insulation condition of transformer to increase dependability of the system. The performance and ageing of the transformer insulation is mainly affected by Partial discharges (PD). Proper diagnosis in terms of amplitude and location of partial discharge in a power transformer enables us to predict well in advance, with much confidence, the defect in insulation system, which avoids large catastrophic failures. In this work a 20kVA, 230/50kV single phase core type transformer is used for evaluation of the transfer function-based partial discharge detection and location using modeling of the winding, using design data. The simulation of capturing on-line PD pulses across the bushing tap capacitor is done for various tap positions. Standard PD source model is used to inject PD pulse signal at 10 tap locations in the winding and corresponding response signatures are captured at the bushing tap end (across 1000pF). The equivalent high frequency model of the winding is derived from the design parameters using analytical calculations and simulations in packages such as MAGNET and ANSOFT. The test conditions are simulated using ORCAD-9 and the results are evaluated for location accuracy using design parameter based PD monitoring method. .

Abstract: Prostate cancer usually metastasizes to regional lymph nodes and bone followed by distant organs. Here, we present a case of elderly man who had isolated respiratory symptoms and finally turned out to be metastasis from prostate cancer. Rarity of isolated pulmonary metastases of prostate cancer without bone and lymph node involment prompted us to report this case which was diagnosed by CT guided FNAC.? PROTECTIVE EFFECT OF ROSA CANINA L. ON STRESS INDUCED REPRODUCTIVE CHANGES IN FEMALE RATS

Abstract: Here we evaluate the aqueous extract of Rosa canina L. hips in treating female reproductive dysfunctions. Restraint stress (for 3h/day for 28 days) was used as stressor to induced changes in reproductive dysfunctions. Rats were pretreated with 100mg/kg body weight and 200mg/kg b.w. for 15 days with Aqueous extract of Rosa canina L. hips and were continued for next 28 days along with induction of stress. Assessment of its effectiveness was done by observing changes in estrous cycle and weight of the organs studies. Rosa canina L. treated rats showed significant changes in the different phases of estrous cycle and restored to normal. Improvement in the weight of ovaries, uteri, liver and decrease in the weight of adrenal glands were also seen when compared with stressed control. From the experimental studies, aqueous extract of Rosa canina L. hips at two different doses showed promising improvement in treating female reproductive dysfunctions induced by restraint stress. The above activity may be due to the presence of various secondary metabolites like ascorbic acids, tocopherols, bioflavonoids, tannins, flavonoids, alkaloids and other constituents present the in Aqueous extract of Rosa canina L. hips.
IN VITRO ANTI-ARTHRITIC ACTIVITY OF ETHANOLIC EXTRACT OF CALLICARPA MACROPHYLLA FLOWER

Abstract: The present study is aimed to evaluate the in-vitro anti-arthritic activity of ethanolic extract of Callicarpa macrophylla flower using inhibition of protein denaturation model and human red blood cell Membrane stabilization model. Diclofenac sodium was used as a standard drug. Results revealed that the ethanolic extract of Callicarpa macrophylla at different concentrations possessed significant anti-arthritic activity as compared to standard drug used as Diclofenac sodium. The results obtained in the present investigation Indicate that ethanolic extract of Callicarpa macrophylla flower showed anti-arthritic activity.
