Quantum Boltzmann equation solved by Monte Carlo method for nano-scale semiconductor devices simulation

Abstract: A two-dimensional (2D) full band self-consistent ensemble Monte Carlo (MC) method for solving the quantum Boltzmann equation, including collision broadening and quantum potential corrections, is developed to extend the MC method to the study of nano-scale semiconductor devices with obvious quantum mechanical (QM) effects. The quantum effects both in real space and momentum space in nano-scale semiconductor devices can be simulated. The effective mobility in the inversion layer of n and p channel MOSFET is simulated and compared with experimental data to verify this method. With this method 50nm ultra thin body silicon on insulator MOSFET are simulated. Results indicate that this method can be used to simulate the 2D QM effects in semiconductor devices including tunnelling effect.

Abstract: In the title compound, C25H24N2O3S, the dihedral angles between the thiazole ring and the phenyl and substituted benzene rings are 84.91 (11) and 11.58 (10)°, respectively. The dihydropyrimidine ring adopts a flattened boat conformation. The olefinic double bond is in a Z configuration.

Abstract: The asymmetric unit of the title compound, {[Zn(C7H7O2)2(C10H8N2)]·4H2O}n, contains a highly distorted octahedral ZnII metal center strongly coordinated by two N atoms of two 4,4′-bipyridine (4,4′-bipy) ligands and chelated by two 4-methylbenzoate anions. The crystallographic inversion center and glide plane present at the center of the C—C single bond of 4,4′-bipy, along with the cis coordination motif of the 4,4′-bipy, lead to one-dimensional zigzag chains. There are a large number of water molecules in the crystal structure, which also form one-dimensional chains through O—H...O hydrogen bonds.
Effects of FIZZ1 on promoting angiogenesis in rat aortic endothelial cells and its underlying mechanism

Abstract: Objective  To study the angiogenetic property of FIZZ1 on cultured rat's aortic endothelial cells (RAECs), and explore its underlying mechanism. Methods  The RAECs were cultured in extracellular materials (ECM) supplemented with 10% FBS. Matrigel assay was performed to assess the angiogenetic ability of RAECs after stimulation by FIZZ1 (groups A, B, C and D were control group and 5×10–9, 1×10–8 and 2×10–8mol/L FIZZ1 group, respectively). The Wistar rat microarray containing 41,000 genes/ESTs was used to screen the differentially expressed genes of the RAECs after stimulation by FIZZ1. Results  FIZZ1 in different concentrations markedly increased the angiogenetic ability of RAECs in a dose-dependent manner (groups A, B, C and D: 19.7±2.6, 22.6±2.9, 28.5±3.3 and 36.9±5.0, respectively, P<0.01). By screening and analysis of the important differentially expressed genes in RAECs after stimulation by FIZZ1, 22 pathways were found to be involved, including 12 up-regulation pathways such as actin cytoskeleton pathway (rno04810), and 10 down-regulation pathways such as bacterial invasion pathway of epithelial cells (rno05100). Conclusion  FIZZ1 may promote RAECs in angiogenesis through activation of up-regulating actin cytoskeleton pathway.

Abstract: The title hydrazone molecule, C14H11ClN2O2, has a trans conformation with respect to the methylidene unit. The dihedral angle between the two benzene rings is 37.6 (3)°. In the crystal, the presence of O—H...O, O—H...N and N—H...O hydrogen bonds leads to the formation of a three-dimensional network. The title compound crystallized in the chiral orthorhombic space group P212121 and was refined as an inversion twin [Flack parameter = 0.20 (18)].
