一种片上低触发电压高耐压NMOS ESD防护结构设计

Abstract: 设计了一种触发电压低于10 V,HBM耐压超过4 kV的低触发、高耐压NMOS ESD防护结构.通过带钳位的栅耦合RC网络来适当抬升ESD泄放管栅压与衬底电压.在提高泄放能力与降低触发电压的同时,依然保持了较高的二次击穿电流It,从而增强了MOS防护结构在深亚微米CMOS电路中的ESD防护能力.该结构最终在CSMC HJ018工艺流片,并通过TLP测试平台测得触发电压低于10 V,二次击穿电流3.5 A,达到设计要求.
This paper designed a NMOS ESD protection circuit with low trigger voltage (trigger voltage ≤10 V) and high ESD robustness (HBM ESD level≥4 kV).It raises the bias voltage of both the gate and the substrate of the main discharge element to an appropriate extent by designing a gate-coupled RC-network with voltage-clamping function.This not only provides a stronger discharge capacity and lower trigger voltage but also maintains a high secondary breakdown current.In this case, the ESD robustness of the MOS protection structure in CMOS deep submicron circuit is strengthened.The design is taped out in CSMC HJ018 process, and tested through TLP platform, which shows the trigger voltage is lower than 10 V and the secondary breakdown current is 3.5 A.
一种高性能数字输出端口电路设计

Abstract: 传统多电源系统数字输出端口存在上拉、下拉竞争和上升沿与下降沿的严重不对称等问题,使得延时功耗积很大;而电压波动和误触发导致系统SSN噪声较大.针对这2个问题,提出一种采用快速低转高电平转换电路结构和抗地弹效应输出电路的新型输出端口电路结构,在smic18mmrf工艺下流片.测试结果表明,电平转换单元功耗延时积较传统结构减小5%~15%,SSN噪声幅度减少30%以上,有效提高了输出端口电路性能.
In the digital output port of the traditional multi-power system, there are pull-up-drop-down competition and serious asymmetry between positive edge and negative edge, which results in a large delay-power product, while the large voltage fluctuation and spurious triggering result in a high SSN noise. To deal with these problems, this paper proposed a novel output circuit architecture, which employs a quick voltage level transform circuit to reduce the delay-power product and a resistance of ground bounce output structure to reduce the SSN noise. The output circuit was fabricated by SMIC18mmrf process, and the test shows that the delay-power consumption product is reduced by 5%~15% and SNN noise amplitude is lowered by 30%, compared with the traditional circuit, which indicates the high performance of the novel output circuit.

Abstract: 制备了原位催化生成一氧化氮(NO)的新型仿生人工血管材料.固载有机硒催化剂的聚乙烯亚胺,作为NO供体催化剂,和海藻酸钠通过静电层层自组装交替结合到电纺聚已内酯基质的表面上.这种材料接触到NO供体—S-亚硝基谷胱甘肽时,显示了显著的催化释放NO的能力.在S-亚硝基硫醇存在的情况下,该材料可以抑制平滑肌细胞的黏附和铺展,同时促进内皮细胞的增殖.体外血小板黏附和动静脉分流实验显示这种材料具有良好的抗血栓性能,能够抑制血小板激活和聚集,预防急性血栓形成.该研究为提高人工血管的细胞功能和抗血栓性能提供一种新方法.

New-type professional farmers are not only the main body of agricultural production and man-agement, but also the key to solve the “No one on farming” problem in the village. This study starts from the analysis on the external environment needed by the cultivation of new-type professional farmers, with the discussion from five aspects, including social status, land circulation and public service etc., hoping that could help the cultivation of new-type professional farmers in our country.

Abstract: 现代化舰船上装备有大量的电子系统和设备,研究舰船电磁环境对舰船电磁兼容性及其防御力的提高具有重要意义。首先用简单模型验证物理绕射理论(PTD)在计算目标的散射场时能够计算目标阴影区及边缘绕射场。进而采用物理光学法(PO)与PTD相结合的方法计算舰船周围电场强度,并结合美军标MIL-STD-461C,针对电磁辐射对舰船的危害进行初步预估,得出电磁辐射对舰船的危害区域以及对人员的危害区域,且舰船上层建筑所受电磁辐射危害较大。结合几何绕射理论(GTD), 计算出从源点到达桅杆处观察点的射线路径,得到引起舰船上层建筑电磁辐射危害较大的原因是电磁波从源点辐射到舰船结构时,在舰船表面发生了多次反射及绕射。结合3种算法研究舰船电磁环境,对于研究舰船电磁兼容具有重要的参考价值。
Research on the electromagnetic environment on ships that are mounted with many electric systems and equipment are of vital importance on improving the electromagnetic compatibility and protection capability. First, the physical theory of diffraction(PTD) algorithm is verified with simplified models, which can be used to calculate the target shaded area and edge diffraction field when calculating the scattered field. Then, the physical optics(PO) and PTD are combined to calculate the field around the ship illuminated by electromagnetic waves. Next, the results are compared to the MIL-STD-461C standard, and the hazard areas of the ship are estimated, revealing that the superstructure is the major hazard area. Finally, the ray tracing from the source to the view point beside the mast is obtained with the method of geometrical theory of diffraction(GTD), which successfully explains the potential threat of superstructures: the electromagnetic wave that impinges on the structure of the ship will be repeatedly reflected. In brief, the combination of a variety of algorithms for the studying of the ship electromagnetic compatibility has a great significance.

Abstract: 小型渔业为世界粮食安全、减少贫困、营养等做出了重要的贡献,但从事小型渔业的渔民处于脆弱、不安定的生活和工作环境。小型渔业管理的重要性及其面临的问题已引起国际社会的普遍重视。由于国家之间的渔业情况存在差异,针对小型渔业还缺乏统一的认识和管理方法。通过分析、研究fao和有关国家的小型渔业管理经验、对小型渔业的认定和管理资料,认为我国渔业管理单一化模式已不能适应当前的渔业形势,并且随着社会对人权和公平的广泛关注,区别对待小型渔业的差异化管理将更符合我国渔情和国情的需要,也有利于小型渔业的持久发展。同时,提出小型渔业定义应从作业方式、作业水域两方面考虑,对其的管理则应以保护小型渔业从业人员公平参与渔业及资源可持续利用为目标展开。

166株铜绿假单胞菌的临床分布及耐药性

Abstract: 摘要:目的 回顾分析某综合性医院铜绿假单胞菌的标本来源及耐药性,为临床医师合理选用抗菌药物控制医院内感染提供实验依据。方法 从该院2014年1-12月各临床科室送检标本中分离铜绿假单胞菌,细菌鉴定采用Bio-Merieux生产的API细菌鉴定系统,药敏试验采用纸片扩散法。结果 分离出的166株铜绿假单胞菌,标本来源主要是呼吸道分泌物,达70.5%;其次是血液,占6.6%;对哌拉西林的耐药率最高,为38.0%;对粘菌素的耐药率最低,为1.2%。结论 该院铜绿假单胞菌主要引起呼吸系统感染,产生了一定的耐药性,稍高于国内平均水平。应做好细菌检测,并根据药敏结果合理选用抗菌药物,以防院内感染的发生。
